Neutron Transmutation Doping (NTD, ins deutsche übersetzt etwa: Neutroneninduzierte Umwandlungsdotierung) ist ein Verfahren, um in Silizium höchst homogene Phosphordotierungen zu erreichen. Dazu wird das Silizium mit thermischen Neutronen beschossen. Es ergibt sich folgende Kernreaktion:
Das stabile Isotop 30Si tritt in der Natur mit einem Anteil von 3,1 % auf. Daher kann mit der NTD-Methode eine hohe Phosphordotierung von bis zu 1020cm − 3 erreicht werden.
